    Abstract

    We report on a hybrid optoelectronic integratedcircuit based on a resonant tunnelling diode driving an opticalcommunications laser diode. This circuit can act as a voltagecontrolled oscillator with optical and electrical outputs. We showthat the oscillator operation can be described by Liénard’s equation,a second order nonlinear differential equation, which is ageneralization of the Van der Pol equation. This treatment givesconsiderable insight into the potential of a monolithic version ofthe circuit for optical communication functions including clockrecovery and chaotic source applications.
